报告摘要:

The key principles of transverse mode engineering in edge-emitting lasers with broadened waveguides based on coupled large optical cavity (CLOC) structures are presented. The CLOC laser design is shown to be an effective approach for reducing the optical loss, broadening the waveguide, and lowering the beam divergence. Another feature of the design is that one can vary the active region position within the waveguide without the risk of high-order transverse mode lasing. We have shown experimentally that using CLOC design one can simultaneously reduce electrical and thermal resistances of InGaAs/GaAs/AlGaAs edge-emitting lasers and also provide low internal optical loss which are critical for achieving the high power conversion efficiency. We believe that use CLOC concept is not limited by the typical spectral range of InGaAs/GaAs/AlGaAs edge-emitters (0,9  1,1 μm) and will allow improving high-power lases of another spectral ranges.

报告人简介:

Dr. Alexey Payusov was born in Togliatti, USSR in 1984. He graduated from ITMO University, St. Petersburg, Russia in 2007 with an engineer degree in optoelectronics and received PhD in semiconductor physics from Alferov University, St. Petersburg, Russia in 2011. In 2011-2013 he was a part-time researcher at the Institute of Solid-State Physics and Center of Nanophotonics, Technical University of Berlin, Berlin, Germany. Since 2015 he is with Ioffe Institute, St. Petersburg, Russia as a senior reseacher at the lab of semiconductor heterosructure physics and also holds a part-time position at Alferov University, St. Petersburg, Russia at the nanophotoinics lab. He authored and coauthored more than 90 publications. His current interests are in AlGaInAs heterostructures, diode lasers and micro lasers, and low-dimensional structures.
